3D IC DESIGN FLOWThis section gives an overview of the design flows for 3D ICs.Figure 5.2 presents a typical 3D IC design flow. The design flow starts with 3D architectural design space exploration, where system architects decide the suitable combination of technologies and the partition of the system. After a design specification has been chosen, synthesis tools are used to convert behavioral specification into logic gate level netlist.
